ROHM has made continuing efforts to develop SBDs (Schottky barrier diodes) using SiC (silicon carbide) materials that are optimal for circuits providing high rated voltages and handling large currents, and in 2010 began mass production of SiC-based SBDs, a first in Japan. At present the company is offering its lineup of second-generation SiC-SBDs, and these products are expanding their use in a wide variety of applications, including automotive.
Current SiC-SBDs
The product lineup offers high voltage ratings of 650V and 1200V, and current ratings from 5 A to 40 A, depending on packages. They are summarized in the tables on the right.
As bare chips, products rated at 650 V and up to 100 A, and at 1200 V and capable of handling 50 A, are currently in development. We are also working to develop a 1700V high-voltage device.
Below are the meanings of the symbols used in part numbers, and a list of products currently being offered. Products with part numbers ending with HR are intended for automotive applications, and conform to AEC-Q101; these are already being used in many countries in the onboard charging control circuits of EVs and HEVs.
